Abstract

Predictions of the relaxation model on velocity overshoot in GaAs under stepped applied fields are reported. Certain characteristics of non-stationary transport, including the approach to the steady state and the role of general initial conditions, are classified from a phase-portrait analysis in energy-velocity space, and their variations with applied field and impurity density are discussed. Relaxation rates for the analysis were taken from published steady-state Monte Carlo data.
