Abstract
Overview of characterization techniques used for process control and process development in modern SOI wafer manufacturing is presented. Examples of electrical characterization using Psi-MOSFET, SOI layer structural defect characterization, stress measurements in sSOI wafers are given. Advantages and limitations of the techniques are discussed.
