Abstract

The algorithm for solving the inverse problem of photoconductivity decay in a semi-infinite semiconductor sample (ingot) is presented. The illumination of the sample surface by finite-width light pulses is used for determining the semiconductor recombination parameters—the minority charge-carrier lifetime in the semiconductor bulk and the minority-charge-carrier recombination rate on its surface.
