Abstract

Hitachi Scientific Instruments have solved the problem of examining very deep contact holes on semiconductor devices with a new scanning electron microscope. The HM-2000 is capable of imaging deep holes with an aspect ratio of greater than five. Hitachi claim the new SEM will have a vital role in the future development of semiconductors, as the trend is towards holes of smaller diameter and higher aspect ratios.
