Abstract

We report a novel self-organizing epitaxial deposition mode for the AlGaAs alloy during MEE deposition. The role of surface steps appears to be essential as a catalyst in the self-ordering of the alloy. Further we have shown that the attachment kinetics favor the segregation of the binary alloy with the largest formation enthalpy at step edges. The formation of novel “coherent tilted superlattices” is a direct consequence of this form of epitaxy.
