Abstract

The solutions to the charge and current transport equations are considered for the quantum-well laser diode. The electric field is calculated as a function of position in the i-region with the total injected current J as a parameter and inclusion of both hole and electron components. The time constant corresponding to the resistance and capacitance of the i-region is shown to agree with earlier predictions by others for the low-frequency dependence of the laser response. The frequency dependence of the electrical confinement factor must also be considered in assessing the low-frequency response.
