Abstract

The excited resonant states (RS) of the shallow donors degenerate with the spectrum of free carriers are studied by means of FIR laser magnetospectroscopy. A contactless photoelectrical detection technique and super-pure germanium samples have been used (N D - N A = 10 11 cm −3). The magnetic field dependence of the RS energy spectrum has been investigated. The RS have identified by means of the selection rules for dipole electrical transitions.
