Abstract

The excited resonant states (RS) of the shallow acceptors degenerate with the spectrum of free carriers are studied by means of FIR laser magnetospectroscopy. A contactless photoelectric detection technique and super-pure Ge samples have been used (N A − N D = 10 10 + 10 12 cm −3). The dependence of the RS energy spectrum upon direction and magnitude of magnetic field has been investigated. The capability is shown of FIR laser magnetospectroscopy as a tool for express-analysis of the shallow impurity chemical nature based on using of the spectra of transitions to RS.
