Abstract

In order to improve the reliability of high-power power supply operation, it is of great significance to study the online monitoring technology of its internal IGBT module. In many current researches, IGBT status monitoring is difficult to implement online, affected by junction temperature, and monitoring circuit design is difficult. In this paper, <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$V_{CE(sat)}$</tex> is selected as the online monitoring characteristic parameter, and an online monitoring method for IGBT module aging failure status based on measuring <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$V_{CE(sat)}$</tex> under the condition of intersection collector current is proposed. This method does not need to consider the influence of junction temperature on the monitoring results. Based on this, an online monitoring program for the aging failure state of the three-phase high-power inverter power supply IGBT is proposed, and the <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$V_{CE(sat)}$</tex> precision measurement hardware circuit and monitoring software of the program are designed. Finally, on the experimental platform, a comparative experiment and analysis were carried out on the IGBT module after accelerated aging and under normal operating conditions. The experimental results show that the scheme can effectively and accurately realize the online monitoring of the aging failure status of the IGBT module.
