Abstract
SIMS depth profiles for ion implants of column 13 elements in Si have been obtained using O2+ primary beam and detection of positive secondary atomic and molecular ions using high mass resolution. The species monitored were M2+, M+, MO+, M2+, MSi+, and MSiO+, where M is the element of interest.
