Abstract
This paper proposes a digital filter model to characterize the thermal behaviors of insulated-gate bipolar transistor (IGBT) modules. The thermal impedances of IGBT modules are characterized by low-order infinite impulse response (IIR) digital filters. Compared to the conventional Foster-type thermal equivalent circuit (TEC) model, the low-order IIR filter model can greatly improve the accuracy of the transient junction temperature estimation for IGBT modules. The IIR filters can be implemented easily and efficiently in digital processing systems for real-time junction temperature estimation of IGBT modules.
