Abstract

The synthesis of high purity InP with N D− N A<1×10 15 cm -3, and μ 77 K =(3−4)×10 4 cm 2 V -1 s -1, from the melt at the equilibrium dissociation pressure of P is reported. Low donor concentrations are achieved by presynthesis purification of elemental In and P. The purity is confirmed by Hall measurements and low temperature photoluminescence emission. Details of the presynthesis purification and cleaning procedures for boats and ampoules are discussed.
