Abstract

AbstractWe demonstrate photovoltaic operation of midwave (MW) quantum dot infrared photodetector (QDIP) with conventional n‐i‐n geometry, with a quantum cascade design. Quantum dot quantum cascade detector (QD‐QCD) provides zero bias operation with responsivity of 10 mA/W and detectivity of 9×109 cm.Hz1/2W‐1 at 77 K for f/2 optics. Measured photoconductive gain is below 0.4, which is difficult to obtain with the traditional QDIP architecture, and is highly attractive for focal plane array applications.
