Abstract

Silver halides and chalcogenides are excellent memristor materials that have been extensively used in the past as photosensitive layers in photography. Here we examine the effect of illumination on the operating voltages and switching speed of Ag/Ag2S/Au memristors using a green laser (473–523nm). Our results indicate that illumination decreases the average switching time from high to low resistance states by ∼19% and decreases the turn-off voltages dramatically from −0.8V to −0.25V that we attribute to the change in sulfur valency and a photo-induced change in its oxidation/reduction potential. Photo-induced reduction of silver in Ag2S may be used in three dimensional optical memories that can be electronically read and reset.
