Abstract

Abstract Photocurrent measurements on single-crystal n-type epitaxial GaAs at 4.2°K show photocurrent multiplication of nearly 800 due to impact ionization of shallow donors. The results are explained in terms of screening of the electron-ionized-impurity and electron-phonon interactions.
