Abstract

The development of electronic products has dramatically changed the life of human beings in the last decade, and its amazing infl uence continues. Phase stability, phase transformation, and reactive phase formation in electronic materials are crucial to the properties and reliability of electronic products. The introduction of new materials brings new properties and new opportunities, and new challenges come, as well. The copper metallization in integrated circuits and lead-free solders in packaging are among the most important new electronic materials.
