Abstract

Calculated results and experimental data on the phase quilibria in the In 1− x Ga x As 1− y P y quaternary solid solution are given. The thermodynamic analysis was based on the simple solution theory with temperature-dependent interaction parameters for the liquid and solid phases. The temperature dependences of the interaction parameters were obtained from experimental data on liquidus and solidus isotherms of ternary and quaternary solid solutions. The satisfactory agreement of calculated and experimental results was observed for In 1− x Ga x As 1− y P y solid solutions lattice-matched to InP at 650°C as well as for initial ternary solid solutions over a wide temperature range.
