Abstract

This paper evaluates the performance of the Dual Material Double Gate Dielectric Modulated biosensor (mainly sensitivity) by varying other parameters like overlap length, positioning of biomolecule in cavity and work function. Comparison is also made between the single material gate and dual material gate structures and it is shown that dual material gate with a drain overlap performs better than single material gate. The nanocavity is formed by overlapping gate on drain side which also decreases the ambipolar current of the TFET and when a biomolecule is placed inside the cavity, based on its dielectric constant, a change in ambipolar current is observed and hence different biomolecules can be identified.
