Abstract
Parallel nanowire (PNW) SOI transistors with a high-k HfO2/Al2O3 10 nm gate oxide were fabricated by using the silicon plasma etching in SF6/C4F8 gas plasma and ALD of dielectric stack. The devices were studied by pseudo-MOSFET and split-CV to investigate the sensitivity and stability of their operations in electrolyte liquids.
