Abstract

For the realization of solar cell tandem structures efficient “transparent” wide bandgap cells are required. ZnTe or alloys of ZnTe with small amounts of CdTe or ZnSe can be used as p-type absorbers. Junctions can be formed with n-type windows (e.g. Zn x Cd 1– x S), MIS structures, or graded compositions such as ZnSe y Te 1– y . The different junctions have been fabricated by vacuum evaporation and have been characterized by I–V, C–V, and spectral response measurements. Results on the performance of wide bandgap solar cells and the suitability of the different materials for applications in tandem cells are reported ( V oc = 1.43 V; I sc = 4 mA/cm 2 at AM1.5 in ZnTe-Zn x Cd 1– x S cells). Problems of doping, the interdiffusion of dopants, and conduction band discontinuities in heterojunctions are discussed.
