Abstract

A thermodynamic study of the As-Ga-In ternary system has been performed using pseudobinary AsGa-AsIn phase diagram and thermodynamic data, ternary liquidus data, As(Ga 1 − xIn x) pseudobinary layer compositions obtained from liquid phase epitaxy and previously optimised descriptions of the related binary systems, As-Ga, As-In and Ga-In. Isothermal ternary sections and the relevant thermodynamic quantities have been calculated, together with the pseudobinary AsGa-AsIn phase diagram, which was found to exhibit a miscibility gap in the solid phase region.
