Abstract
Optically pumped micropillar laser on Si (001) is demonstrated by a novel-faceted-sawtooth Si hollow structure via IV/III-V hybrid epitaxy. The lasing threshold is sub-milliwatts, with excellent spectral stability at operating temperature up to 100 °C.
