Abstract

We present the first evidence from optical spectroscopy data that closely spaced silicon delta doped planes in GaAs interact to form electron minibands. Unlike single or widely spaced delta planes, short period superlattices formed by planes separated by less than 350 Å exhibit photoluminescence and photoluminescence excitation spectra characteristic of the minibands. We have carried out self-consistent calculations which confirm the experimental data.
