Abstract

AbstractThe reflectivity spectra of Galls, ZnGeAs2, InAs, and CdSnA2 have been investigated in the range 1.5 to 5 cV at 77 and 293 °K by improved methods and in the range 5 to 12.5 cV at 293 °K by means of a spectrometer VMR‐2. A more complex structure of the spectra than earlier known have been established. Group‐theoretical analysis of the zero slopes and selection rules for chalcopyrite interband transitions have been performed and a correlation model of the interband transitions of GaAs and ZnGeAs2 type crystals have been proposed. Good agreement of experimental and theoretical energy transitions have been obtained.
