Abstract

Optical modulation, at a frequency of 24 GHz, has been observed in a device which combines within its structure a rib optical waveguide and a vertical Gunn diode. The modulation has been shown to be due to the electric field associated with the cyclically propagating Gunn domain, formed when the device is biased above a threshold voltage of 1.6 V
