Abstract

AbstractThe results of studies on the structure and physical properties of grown TlInS2 (Se2, Te2) single crystals are presented. Based on an X‐ray investigation the parameters of the tetragonal cells of these crystals have been determined. The electric conductivity and the Hall effect for the TlInS2(Se2, Te2) crystals have been measured over a wide temperature range. It has been revealed that in the purest crystals of the above compounds the mobility obeys the usual T−3/2 law. Some data on the photoelectric and optical properties of these materials are also reported. These crystals are shown to be photoconductors in the infrared and visible regions of the spectrum. The photoconductivity maxima for the TlInS2, TlInSe2, and TlInTe2 crystals correspond to the wavelengths of 0.525, 0.87, and 1.36 μm, respectively. In photoconductivity the respective values for the forbidden gap width are 2.3, 1.07, and 0.68 eV. From the experimental data obtained the main characteristic parameters of the crystals have been calculated.
