Abstract
Far-infrared magneto-transmission experiments have been carried out on three low-mobility semiconductors (diamond, 3C-SiC and AlAs) in pulsed high magnetic fields up to 150 T generated by the single-turn coil technique. Although these materials have attracted much attention from technological points of view, detailed energy band structures have not been understood well enough because of their low carrier mobility. We report observations of cyclotron resonances and impurity transitions in these previously unmeasurable substances, which were made possible by the use of extremely strong magnetic fields.
