Abstract
Decapsulation of Ag wire packages has gained a plethora of interest due to the replacement from Au wire packages to Ag wire packages recently and to the lack of optimization on its process. This paper presents a novel decapsulation recipe for Ag wire packages using mixed salt–acid chemistry that is applicable for industry standard needs that performs decapsulation at high temperature of 240 °C within several seconds. This method serves to decapsulate the Ag wire packages selectively, leaving the Ag wires intact.
