Abstract

Abstract Multilayer GaAs-AlxGa1−xAs avalanche and transit time devices have been studied theoretically using a particle time domain simulation of their operation. For structures derived from quantum well superlattices rather good performances were obtained at 100 GHz. It is shown that these results are in agreement with the interpretation of a bandedge-discontinuity-assisted impact ionization and a better defined avalanche region.
