Abstract

β-Ga2O3 nanowires and nanobelts were synthesized by the thermal oxidation of Ga with Cu5Si or CaSi2 powders, and the morphological and structural properties of the β-Ga2O3 nanostructures have been investigated. It was found that not only the growth morphology, but also the optical property depends on the oxidation conditions of the nanostructures. The β-Ga2O3 nanowires show a UV luminescence around 370 nm under the excitation of He-Cd at 325 nm. On the other hand, the nanobelts show blue emissions around 450 nm. As a comparison, the nanostructures were synthesized by the thermal oxidation of only Ga. The defect features of the nanostructures are discussed in consideration with their optical properties. The results encourage us to control the morphological and structural properties of the nanostructures in relation to their optical properties.
