Abstract

The behaviour of the electron ensemble in the steady‐state electric field and response to the microwave field is investigated by the Monte Carlo method in n‐type InSb crystals. The effect of electron cooling below the thermodynamic equilibrium temperature in highly compensated n‐type InSb was obtained at the lattice temperature 78 K. The cooling effect vanishes with the increasing of the electron density.
