Abstract

We consider the practical aspects of modeling monolayer thin-fi lm coating when interpreting ellipsometric measurement results. We have formulated the constraints imposed on the number and parameters of the layers in the model, the thickness of the skin layer, and the measurement uncertainty. The theoretical conclusions presented have been experimentally supported by investigations of thin fi lms of composition La0.7Sr0.3MnO3 and In2O3.
