Abstract
Using numerical modeling, we have considered the influence of the design-technological parameters of a lateral DMOS-transistor on the resistance to the effect of a secondary breakdown caused by the action of heavy charged particles. Approaches to the optimization of a DMOS-transistor resistant to the action of heavy charged particles are developed. Comparison of the modeling results of the DMOS-transistor’s robustness with the experimental data has been carried out.
