Abstract

The lattice dynamics of ideal random alloys XxGa1—xN (X = Al, In) is studied generalizing the modified random-element isodisplacement (MREI) model and using a rigid-ion model for the interatomic forces. The generalization allows the study of arbitrary phonons in mixed crystals with arbitrary structure without taking additional impurity force constants into account. The zone-center phonons are studied in detail for zinc-blende alloys. The resulting one- or two-mode behaviour is discussed. The theoretical results are compared with recent Raman measurements of zinc-blende and wurtzite nitride alloys.
