Abstract

AbstractA large‐signal equivalent‐circuit model of quantum‐well lasers is developed in this paper. This model is based on three‐level rate equations, including carrier transport effects and the role of the gateway state at the quantum well. The experiential formula of the optical peak gain variation with carrier density is given. Turn‐on delay and modulation frequency response of QW lasers are obtained using a SPICE simulator. The simulation results of the frequency response show excellent agreement with experimentally obtained data. © 2003 Wiley Periodicals, Inc.
