Abstract

A 30-70 GHz fundamental suppression enhanced broadband tripler with a chip dimension of 0.8 × 0.7 mm2 using the 0.15 µm GaAs pHEMT process is presented. The configuration of the tripler consists of one transistor, and one compact band pass filter. The proposed band pass filter using grounded capacitor is to reduce line length and achieve broad operation bandwidth to enhance fundamental suppression of the tripler. The transistor was used to achieve lower conversion loss and third harmonic currents. From the measured results, the conversion loss of the tripler is 11–26 dB from RF frequency of 30–70 GHz at the IF power 6 dBm, the fundamental suppression, and second harmonic suppression is 11.25–25.54 dB, and 18–66.67 dB, respectively.
