Abstract
Epitaxial growth of metal-silicide films onto Si substrates and its application to future semiconductor devices are reviewed. The growth conditions, electrical and structural properties, thermal stability, and irradiation response of epitaxial PtSi, Pd2Si, NiSi2, and CoSi2 films are discussed. Si/silicide/Si structures are also described as an example of device applications.
