Abstract
Using an optical microscope with different filters, it is observed that the blue electroluminescence (EL) spots correspond to the yellow-orange EL spots in the site in forward-biased ZnSe MIS diodes. A model of blue EL excitation process is proposed in ZnSe MIS diode. The intrinsic blue EL spots can be obtained by hole injection, which is produced by impact ionization at high electric field region of I layer in the ZnSe MIS diode.
