Abstract

In this paper, we propose certain insulator materials for barrier layers at Pt-BST interfaces in Pt/Ba0.5Sr0.5TiO3 (BST)/Pt Metal-Insulator-Metal (MIM) nanocapacitor for optimum performance. The performance parameters such as capacitance density and leakage current density of Pt/BST/Pt nanocapacitor with different barrier layers are compared by simulation using COMSOL Multiphysics modelling software. These results are compared with analytical results as well. Also, we investigated the effect of various parameters of insulator materials as barrier layer such as effective mass of electron (), electron affinity (χ) and electron mobility (μ) on the performance of Pt/BST/Pt nanocapacitor. Even though enhancement in leakage current performance is observed while introducing barrier layers at Pt-BST interfaces in Pt/BST/Pt nanocapacitor, the capacitance density deteriorates due to low relative permittivity of barrier layers. Even then the choice of insulator material for barrier layer in Pt/BST/Pt nanocapacitor is very crucial since some materials such as SrTiO3 and TiO2 may deteriorate leakage current performance as well. ZrO2 is found to be a better candidate of insulator material for barrier layer in Pt/BST/Pt nanocapacitor considering capacitance density and leakage current density simultaneously.
