Abstract

A theory of the intervalley electron-phonon interaction in the monolayer (AlAs) 1(GaAs) 1(001) superlattice (SL) is developed. The electron spectrum is calculated in the pseudo-potential method. The phonon spectrum was deduced with a convolution approach in a bond-charge model. Electron-phonon coupling constants are derived in a rigid-ion approximation. A reconstruction of the electron and phonon spectra in SLs produces some new scattering channels in comparison with the binary constituents. This is important for electron transport phenomena.
