Abstract

A new method is proposed for studying resonant tunneling in semiconductor heterostructures. The method manifestly takes account of electron statistics, which enables one to investigate the influence of the Pauli principle on resonant tunneling in coupled quantum wells. It is shown that the interplay of the Pauli exclusion principle with coherent resonant tunneling results in a peculiar behavior of the resonant current, very different from that derived in the one-electron picture.
