Abstract

Thermal conductivity measurements performed on single crystal GaAs: Cr suggest to consider the phonon scattering by stacking faults and microprecipitates. Using the specifical relaxation times the defect concentrations have been deduced from the Callaway model. The origin of these defects is related at the high Cr concentration used to obtain semi-insulating GaAs.
