Abstract

Gunn domain (GD) scattering on a localized charged impurity distribution in the form of δ-layer is considered in the case of relatively low impurity concentration. The phase shift of the GD wave, its velocity and amplitude oscillations, domain “breathing”, and current flow variations in the specimen are shown to arise during the scattering process. The possibility of electromagnetic radiation set up by GD “breathing” is discussed. [Russian Text Ignored].
