Abstract
In this study, two types of copper barrier metal slurries used. We analyze the abrasive particle size by light scattering and SEM. Under different particle size distribution, polishing performance discussed. As a result, the material removal rate is higher even in smaller abrasive mean size and defects are not problematic in a certain pitch size for yield.
