Abstract
We present a new method to include nonlocal scattering, intrinsically including the intra-collisional field effect and collision duration broadening, in an ensemble Monte Carlo transport method. We use these methods in our quantum Wigner function Monte Carlo to study the role of this nonlocal scattering on device operation for a resonant tunneling diode. Without any prior knowledge of a form for the broadening, the system achieves a Lorentzian joint spectral density. Even so, we show that nonlocal scattering is a small correction, as it does not affect device operation.
