Abstract

The sinterability of a micro-scale copper paste was improved by adding a reducing agent to the binder. The size of the copper particles ranged from 1 to 3 μm. The reducing agents were various dicarboxylic acids (glutaric, succinic, and adipic acid). The binder for the copper paste was formulated by mixing dicarboxylic acid and poly ethylene glycol (PEG). The shear strengths of the dicarboxylic acid + PEG samples were much higher than that without the reducing agent. The glutaric + PEG sample had a shear strength of over 40 MPa after sinter joining at 350 °C, which was higher than those of the succinic + PEG and adipic + PEG samples. The shear strength of the copper sinter joint did not significantly change with a bonding time up to 30 min.
