Abstract

Using photo-ionization transitions theory by Allen and Langer the existence of two kinds of transitions was demonstrated for GaP:Fe crystals, namely, transition from valence band to local level ( E 2 = 1.27 eV ). The effect of that form local level to conduction band ( E 2 = 1.27 eV ). The effect of electron irradiation ( E el = 3 MeV ) on both intracenter absorption and absorption in the 0.7−1.6 eV spectral region was investigated and the conclusion was made that absorption E 1 is probably due to Fe 2++ e → Fe 3+ photoionization transition while E 2-absorption is due to Fe 3+ → Fe 4+ + e transition.
