Abstract

We show that a nonparabolic dispersion rule in the central valley produces an instability in velocity space relative to the excitation of electrostatic plasma oscillations in the electron distribution. These plasma oscillations are studied taking into account the electrons in the central and upper valleys. We produce numerical estimates of the growth increments and oscillation frequencies for GaxIn1−xAs solid solutions.
