Abstract
The recent progress in the development of high-voltage SiC and GaN power switching devices is reviewed. The theoretical projection and experimental performance of twoterminal rectifiers and three-terminal transistors/thyristors, which have been demonstrated, are discussed. Material and processing challenges as well as reliability concerns on SiC and GaN power devices are also described. The future trends in device research and commercialization are pointed out.
