Abstract

InP transferred-electron microwave oscillators have been made which have high efficiency in the 12-18 GHz band. The maximum observed efficiency is 13.2% at 15.3 GHz, which is superior to published results in IMPATT and GaAs transferred-electron oscillator devices. A peculiar cathode contact is necessary in order to obtain high microwave performance.
